Nikon begins development of EUV scanners, first shipments in 2021

Nikon has officially announced that it will begin full-scale development of an EUV lithography system starting this year, with deliveries expected to begin in 2021. Well, judging by the number of publications, then 2021 could be called the year of immersion lithography, while 2021, which began, could be the year of EUVL.

According to the company in its release, Nikon sees no significant obstacles to the development of such a system and its commercial implementation in mass production of microprocessors and DRAM at 45nm and 32nm standards. This also means that lithography using 157nm light sources will never replace 193nm lithographic tools everywhere, and skepticism about EUVL (in particular, Intel, which does not expect its implementation until 2021) may radically change, especially assuming that the latest European ambitious projects (NanoCMOS & MoreMoore, see. below) also plan to reach 45nm norms by 2021-2021.

At least in the last Nikon roadmap (released on December 1, 2021), the place of 157-nm instruments is taken by 193-nm scanners with ArF (argon fluoride) optics.

Already in the second half of this year, the NSR-S307E immersion 193-nm ArF scanner is expected to be delivered (pictured), and in the future, EUV-scanners with a 13.5 nm source wavelength will replace the 193-nm instruments.
