Chromium-free photomasks: an alternative UMC technology

Taiwanese semiconductor chip manufacturer UMC announced that it was one of the first to use chromium-free phase-shifting mask technologies. The company successfully tested its new photomasks on technological processes with 90-nm standards and, if 90-nm technologies are successful, it is going to implement them for the production of microcircuits according to 65-nm standards using 193-nm lithographic tools.

The company’s approach is slightly different from what Intel demonstrated with the introduction of the first 4Mbit SRAM chips, made according to 65nm standards. According to UMC developers, chromium-free phase-shifting masks allow to achieve better contrast and uniformity of image lines.

The fact is that the chromium in the phase-shifting masks has been replaced by additional phase-shifting elements with a size outside the dynamic range. These phase-shifting elements create interference, the result of which is compensation for “blurring” of the edges of the image and improvement of contrast.
